THz products for NDI and 6G wireless

THz waves (0.1 to 100 THz) have the characteristics of the intermediate region between light and radio waves, and development for industrial applications such as 6G (next-generation) wireless communication and NDI (non-destructive inspection) is accelerating.
NTT Elecronics has commercialized a UTC photomixer (THz emitter) and an FMB diode (THz receiver) based on the compound semiconductor device technology. NTT Elecronics is promoting higher performance of photomixers and FMB diodes, and is also actively working on system integration in collaboration with customers.

UTC-photomixers are OE-conversion type THz emitter. 2λ laser (frequency difference: THz) are injected into the photomixer, and optical beat generate THz wave. NTT Innovative Devices manufactured 2 types of UTC-photomixer. One is quasi-optical type (antenna integrated photomixer), and the other is a rectangular-waveguide coupled type (W,F,D,G and J-band photomixer).

FMB diode module

The FMB (Fermi-level barrier managed) diode is a Schottky barrier diode type THz receiver based on InP heterojunction technology. The low-barrier height with heterostructure provides the highest sensitivity, lowest noise with broadband receiving, because of perfect impedance matching with the broadband antenna integrated on InP and TIA.
